How does one make something scary, unsettling or intimidating? How could a machine race be frightening? Just something I want to keep in mind later when I write something.

That is essentially the reason Isaac Asmiov never really wrote stories with aliens as a huge part, humans always seemed to naturally seem better than "alien scum". But we could also be very dark too.

The Combine are one of the most frightening for how powerful they are. They can tunnel through dimensions and have ties to several different universes. Yet strangely, not much is known about them. All that's known is they control almost everything on Earth, and are so powerful that upon their first appearance they defeated the entire Earth in 7 hours.

The Gman is scary because you don't actually know what race he is. However, there's heavy evidence to support that he's some kind of omnipotent being. He can warp space and time like it's nothing, and can be found watching over you from almost anywhere. He more or less chooses and guides your destiny however he wants.

Race X is scary because Race X essentially is a race that makes up an entire universe. All of the dimension known as Xen is composed of Race X. They are literally everywhere in their home dimension.

I would say the Reapers, Combine and whatever the HELL is chasing the Vasari in Sins of a Solar empire. The fact that an entire Galactic Empire could be lost without any clue as to what just creeps me out. Combine because of their practiced efficiency in oppression and their dehumanized thrall. And Reapers because of an unstoppable force that basically grinds you up into goop then makes more of itself. I remember ME1 when in the space battle. THEN in the start of ME3. I was like HOLY CRAP!
